The Ultra-Wideband Double Balanced Active Mixer with Integrated LO Frequency Doubler and Frequency Response Correction in the SiGe BiCMOS 130 nm

 
 
 
 
 
 

Abstract


The paper presents the double balanced mixer circuit with active integrated LO frequency doubler with a differential LO double frequency output and RF signal active balun. The Gilbert cell based mixer is designed by using heterostructural bipolar transistors (HBT). The RF signal frequency range is 0.8-18 GHz, the LO signal frequency range is 0.4-10.5 GHz. The following simulation results were obtained: conversion gain of at least 6 dB; SWR of RF input no more than 1.65; SWR of LO input is no more than 1.45; SWR at the IF output no more than 1.3; Isolation between the LO input and the RF input at LO frequency of 10 GHz, least 40 dB; the crystal area is 2.58 × 0.85 mm2.
