A 4.7-GHz Broadband Asymmetrical Doherty Power Amplifier in Hybrid Integrated Process
Abstract
This paper presents a broadband asymmetrical Doherty power amplifier (DPA) architecture in hybrid integrated process from 4.7 GHz to 5 GHz. Low impedance transformation is adopted in the output network, and an uneven input splitter is used to deliver more power to auxiliary amplifier, which improves the performance of DPA. Simulation results demonstrate that the proposed DPA achieves a saturation output power of 43.2 dBm - 43.6dBm, a peak power added efficiency (PAE) of 43.5% - 46.7%, and a PAE at 8.5 dB power back-off (PBO) of 32.4%- 35.6% from 4.4 GHz to 5 GHz. At last, we linearize the power amplifier excited by a 16 QAM 50MHz signal, with the adjacent channel power ratio (ACPR) enhanced by 20.8 dBc.
