High-Performance GaN-Based Ultraviolet Photon Detection Technology

Abstract

We report the development of high-performance GaN ultraviolet avalanche photodiode technology with uniform dark current characteristics. These devices exhibited high-avalanche-gain (>105) in linear-mode operation in 6x6 array form with pixel sizes up to 70x70 μm2.
