Quantitative analysis of tungsten silicide film and borophosphosilicate glass film deposited on a silicon wafer using electron probe microanalysis.

ウエハ上のタングステンシリサイド(WSix)膜とボロホスホシリケイト(BPSG)膜についてX線マイクロアナライザー(EPMA)による組成定量法を検討した.基板シリコンの影響を防止するため電子の侵入深さが浅い低加速電圧法を採用し,分析深さと感度を基準に加速電圧や分析線など最適な測定条件を決定した.又定量補正(ZAF)条件及びカーボン蒸着による強度減衰の補正法も検討した.その結果WSix膜ではタングステンのMα線(WMα)とケイ素のKα線(SiKα)を用いれば分析深さがサブミクロンレベルで制御できること,ZAFの原子番号補正にはPhilibert-Tixier法が適していることが分かった.加速電圧10kVで0.5μmの膜を分析した結果,タングステンとケイ素のモル比xの分析精度σは0.02(x=2.42)であった.BPSG膜では加速電圧5kVが組成分析に最適で,20kVで酸素のKα線(OKα)強度を測定すれば膜厚も分析できることが分かった.カーボン蒸着によるX線強度の減衰は同時に測定した炭素のKα線(CKα)強度を用いて補正した.検量線の正確さσdは,ホウ素濃度が0.12wt%(測定範囲2~5wt%),リン濃度が0.10wt%(2~5wt%),膜厚が170Å(3000~11000Å)であった.
