A 16Kb static MTL/I 2 L memory chip

An experimental static MTL memory chip with 45/100ns access cycle and 170mW select power, fabricated in standard 2μm-epi bipolar process, will be described. The chip - 17.4mm2- features a design concept adaptable to a MTL memory cell.

A 25ns 8K × 8b static MTL/I 2 L RAM

An experimental 8K×8 I<sup>2</sup>L/MTL static RAM with 25/50ns access/cycle will be described. The chip dissipates 8mW in standby and 210mW selected. Less than 1μW is required for data retention.
