Saturable absorbers properties are characterised in monolithic mode-locked InGaAs quantum dot lasers. We analyse the impact of weak quantum confined Stark effect, fast absorber recovery time and low absorber saturation power on the mode-locking performance.

The electro-absorption properties and Stark-shift of 1.3 μm InGaAs quantum dot waveguide modulators are characterized under reverse bias. 2.5 Gb/s data modulation is demonstrated for the first time with clear eye diagrams and error-free back-to-back performance.

A novel linewidth enhancement factor measurement in QD lasers is presented from the change of ASE spectrum with external light injection. The linewidth enhancement factor is measured to be 0.3~ 1.4.

Error-free 10 Gb/s data transmission using an InGaAs QD-laser over 4 km single-mode fibre and 300 m multi-mode fibre is demonstrated for the first time. The spectral linewidth of the QD-laser is the dominant limitation on transmission distance. (2 pages)

The robustness of an integrated 2times2 quantum-dot switch is investigated for low penalty operation. Near penalty free operation of <0.2 dB is demonstrated for IPDR of over 8 dB, highlighting its potential for systems applications.

The linewidth enhancement factor of a quantum-dot laser is observed to increase substantially at high bias currents. This is explained as a consequence of slow carrier relaxation and plasma dependent refractive index.

Beam profiling of broad area quantum-dot VCSEL is presented with 10Gb/s data transmission over 300m of MMF. Single mode-performance with SMSR of 35dB is achieved with no significant impairment of the modulation performance.

An injection locked QD laser is demonstrated to provide single longitudinal mode operation with a 40 dB SMSR and an improvement in RIN peak from 1.3-2.3 GHz. Alpha factor is measured to be 0.8.

An ultrashort 1.5 /spl mu/m photonic crystal is integrated with a laser diode to give single-mode hop-free operation. Theoretical calculations confirm for the first time the role of the spatially dependent spectral response for frequency selection.
