Coherent Oscillations in an Exciton-Polariton Josephson Junction

We report on the observation of spontaneous coherent oscillations in a microcavity polariton bosonic Josephson junction. Condensation of exciton polaritons here takes place under incoherent excitation in a double potential well naturally formed in the disorder. Coherent oscillations set on at an excitation power well above the condensation threshold. The time resolved population and phase dynamics reveal the analogy with the ac Josephson effect. A theoretical two-mode model describes the observed effects, explaining how the different realizations of the pulsed experiment can be in phase.

Exciton localization on basal stacking faults in a-plane epitaxial lateral overgrown GaN grown by hydride vapor phase epitaxy

We present a detailed study of the luminescence at 3.42 eV usually observed in a-plane epitaxial lateral overgrowth (ELO) GaN grown by hydride vapor phase epitaxy on r-plane sapphire. This band is related to radiative recombination of excitons in a commonly encountered extended defect of a-plane GaN: I1 basal stacking fault. Cathodoluminescence measurements show that these stacking faults are essentially located in the windows and the N-face wings of the ELO-GaN and that they can appear isolated as well as organized into bundles. Time-integrated and time-resolved photoluminescence, supported by a qualitative model, evidence not only the efficient trapping of free excitons (FXs) by basal plane stacking faults but also some localization inside I1 stacking faults themselves. Measurements at room temperature show that FXs recombine efficiently with rather long luminescence decay times (360 ps), comparable to those encountered in high-quality GaN epilayers. Time-resolved spectroscopy on GaN nanocolumns grown by plasma assisted molecular beam epitaxy on Si substrates

A detailed study of excitons in unstrained GaN nanocolumns grown by plasma assisted molecular beam epitaxy on silicon substrates is presented. The time-integrated and time-resolved photoluminescence spectra do not depend significantly on the (111) or (001) Si surface used. However, an unusually high relative intensity of the two-electron satellite peak of the dominant donor-bound exciton line is systematically observed. We correlate this observation with the nanocolumn morphology determined by scanning electron microscopy, and therefore propose an interpretation based on the alteration of wave functions of excitonic complexes and of donor states by the proximity of the semiconductor surface. This explanation is supported by a model that qualitatively accounts for both relative intensities and time decays of the photoluminescence lines.

Probing the Dynamics of Spontaneous Quantum Vortices in Polariton Superfluids

The experimental investigation of spontaneously created vortices is of utmost importance for the understanding of quantum phase transitions towards a superfluid phase, especially for two-dimensional systems that are expected to be governed by the Berezinski-Kosterlitz-Thouless physics. By means of time-resolved near-field interferometry we track the path of such vortices, created at random locations in an exciton-polariton condensate under pulsed nonresonant excitation, to their final pinning positions imposed by the stationary disorder. We formulate a theoretical model that successfully reproduces the experimental observations.

Coexisting nonequilibrium condensates with long-range spatial coherence in semiconductor microcavities

Real- and momentum-space spectrally resolved images of microcavity polariton emission in the regime of condensation are investigated under nonresonant excitation using a laser source with reduced intensity fluctuations on the time scale of the exciton lifetime. We observe that the polariton emission consists of many macroscopically occupied modes. Lower-energy modes are strongly localized by the spatial polaritonic potential disorder on a scale of a few microns. Higher-energy modes have finite k vectors and are delocalized over 10– 15 m. All the modes exhibit long-range spatial coherence comparable to their size. We provide a theoretical model describing the behavior of the system with the results of the simulations in good agreement with the experimental observations. We show that the multimode emission of the polariton condensate is a result of its nonequilibrium character, the interaction with the local polaritonic potential, and the reduced intensity fluctuations of the excitation laser.

Low-temperature time-resolved cathodoluminescence study of exciton dynamics involving basal stacking faults in a-plane GaN

Time-resolved cathodoluminescence at 27 K has been performed on a-plane GaN grown by epitaxial lateral overgrowth. We detail the relaxation and recombination mechanisms of excitons [free or bound to neutral donors, or bound to I1-type basal stacking faults (BSFs)] in relation to the local density in BSFs. We describe the slow exciton capture rate on isolated BSFs by a diffusion model involving donors via a hopping process. Where BSFs are organized into bundles, we relate the shorter rise time to intra-BSF localization processes and the multiexponential decay to the type-II band alignment of BSFs in wurtzite GaN.

Synchronized and Desynchronized Phases of Exciton-Polariton Condensates in the Presence of Disorder

Condensation of exciton polaritons in semiconductor microcavities takes place despite in-plane disorder. Below the critical density, the inhomogeneity of the disorder limits the spatial extension of the ground state. Above the critical density, in the presence of weak disorder, this limitation is spontaneously overcome by the nonlinear interaction, resulting in an extended synchronized phase. In the case of strong disorder, several non-phase-locked condensates can be evidenced. The transition from a synchronized phase to a desynchronized phase is addressed by sampling the cavity disorder.

Spontaneous pattern formation in a polariton condensate.

Exciton-polariton condensation can be regarded as a self-organization phenomenon, where phase ordering is established among particles in the system. In such condensed systems, further ordering can occur in the particle density distribution, under particular experimental conditions. In this work we report on spontaneous pattern formation in a polariton condensate under nonresonant optical pumping. The slightly elliptical ring-shaped excitation laser that we employ forces condensation to occur into a single-energy state with periodic boundary conditions, giving rise to a multilobe standing-wave patterned state.

Exciton recombination dynamics in a-plane (Al,Ga)N/GaN quantum wells probed by picosecond photo and cathodoluminescence

We present a combined low-temperature time-resolved cathodoluminescence and photoluminescence study of exciton recombination mechanisms in a 3.8 nm thick a-plane (Al,Ga)N/GaN quantum well (QW). We observe the luminescence from QW excitons and from excitons localized on basal stacking faults (BSFs) crossing the QW plane, forming quantum wires (QWRs) at the intersection. We show that the dynamics of QW excitons is dominated by their capture on QWRs, with characteristic decay times ranging from 50 to 350 ps, depending on whether the local density of BSFs is large or small. We therefore relate the multiexponential behavior generally observed by time-resolved photoluminescence in non-polar (Al,Ga)/GaN QW to the spatial dependence of QW exciton dynamics on the local BSF density. QWR exciton decay time is independent of the local density in BSFs and its temperature evolution exhibits a zero-dimensional behavior below 60 K. Dynamics of Long-Range Ordering in an Exciton-Polariton Condensate

We report on time-resolved measurements of the first order spatial coherence in an exciton-polariton Bose-Einstein condensate. Long-range spatial coherence is found to set in right at the onset of stimulated scattering, on a picosecond time scale. The coherence reaches its maximum value after the population and decays slowly, staying up to a few hundred picoseconds. This behavior can be qualitatively reproduced, using a stochastic classical field model describing interaction between the polariton condensate and the exciton reservoir within a disordered potential.
