A new hiehly self-aligned BiCMOS technology is proposod for the low supply voltage deep zubmicron regime. Main feanres of tre device are (l)reduction of parasitic capacitance by a self-aligned contact pro@ss, (2)process simplification due to highly mergedsruchuebgweenbipolarandCMOS. ?AGIIZ bipolar devices and 03pm CMOS with a sourcd&ain junction capacitance of 3fF are merged on the same chip. 55ps ECL gates and 60ps CMOS inverters at a supply voltage of 3.3V are dernonstrated.
